TrendForce, citing ETNews, says TSMC is expanding CoW (chip-on-wafer) outsourcing to OSATs including ASE, Amkor, and SPIL. Those three already ran WoS under license. CoW is the step that puts the die on the interposer.
Seoul Economic Daily, citing Taiwan's Economic Daily on August 18, says TSMC moved part of the CoWoS back-end to Intel's Malaysia plant. SemiAnalysis export data: about $1.3 billion of HBM booked for Taiwan shipped there. HBM entering Taiwan fell under $3 billion.

TSMC just handed the bonding step to the assemblers.

The process that stayed inside Hsinchu is the one that puts a die on an interposer, because TrendForce, citing ETNews, has TSMC expanding CoW outsourcing to ASE, Amkor, and SPIL, not just the WoS finish those three already ran under license.

The back-end already left for Malaysia.

Seoul Economic Daily, citing the Economic Daily and SemiAnalysis, has TSMC moving part of the CoWoS back-end to Intel's Malaysia plant. About $1.3 billion of HBM booked for Taiwan shipped there instead. HBM entering Taiwan fell under $3 billion. Intel's plant is the only Malaysian line with the scale to assemble that memory into a package.

Wei told the June meeting that 2026 CoWoS is sold out. Lead times run 52 to 78 weeks. TrendForce has Nvidia reserving 800,000 to 850,000 CoWoS wafers for 2026, more than half the book. Monthly capacity is climbing from about 70,000 wafers in 2025 toward 130,000 to 140,000 by year-end, and the gap is still about 20 percent.

ASE, Amkor, and SPIL are the names that can take CoW volume. ASE is the scale house. Amkor already has a ten-year packaging agreement with TSMC. SPIL sits in that same licensed trio. Intel Malaysia is the rival door, not Intel Foundry as a savior. SED says Intel's EMIB-T cuts cost to about half of CoWoS and is due for mass production next year. TSMC still makes all of Intel's sub-7-nanometer wafers. That is a partner relationship wearing a competitor's name. I am not writing the HBM crate as the tape. The crate is proof the packaging step overflowed.
